Abstract
NAND 플래시 메모리는 지속적으로 고집적, 소형화 되어감에 따라 다양한 신뢰성 문제에 취약해지고 있다. 단위 블럭 당 집적도가 높아짐에 따라 셀 당 읽기 동작 접근은 기하 급수적으로 늘어나게 된다. 특히, 나노 단위 크기의 3차원 낸드 플래시 메모리는 읽기 동작 간 핫 캐리어 주입이 쉽게 발생한다는 점이 두드러지는 현상이다. 핫 캐리어는 낸드 플래시 메모리의 문턱 전압 (Vth) 산포에 영향을 미치며, 반복적인 읽기 동작에 따라 셀(Cell)의 Vth를 4.5 V 이상 증가 시킬 수 있다. 따라서, 핫 캐리어 주입을 방지하기 위해 다양한 읽기 전압 방식이 제안 되었지만, 근본적인 물리현상에 대한 분석은 지금까지 제대로 이루어 지지 않았다. 이로 인해 새로운 읽기 전압 방식들은 경우에 따라 핫 캐리어 주입은 완화시킬 수 있었지만 오히려 터널링 산화막에 인가 되는 전계를 높여 소프트 프로그램 문제를 야기하였다.
본 논문에서는 3 차원 낸드 플래시 메모리의 읽기 동작간 발생하는 밴드-밴드 간 터널링, 충격 이온화, 핫 캐리어 주입 등과 같은 다양한 물리 현상을 포괄적으로 분석을 하였으며, 물리 메커니즘들 간의 상관 관계를 고려하여 체계적인 모델링 프레임을 구축하였다. 제안된 모델은 2 차원 낸드와 구분되는 3차원 낸드 플래시의 고유한 핫 캐리어 주입 특성 (negative feedback effect, 밴드-밴드 간 터널링 전류 증가 등)을 포함하고 있다. 또한, 제안된 모델은 측정 데이터에서 발견된 지수 법칙을 묘사할 수 있었다. 핫 캐리어 주입 모델은 경험적 수식을 기본으로 사용하여 물리적 오류를 최소화 하여 높은 신뢰성을 제공하며, 3 차원 낸드 플래시 메모리 설계에 유용하게 적용될 수 있다.
As the NAND flash memory continues to become aggressively scaled down and integrated, it becomes more susceptible to reliability problems. As the density of memory cells per u nit block increases, the number of read operation per cell also increases exponentially. Particularly, in the nano scale 3D NAND flash memory,
hot carrier injection (HCI) occurs easily during read operation. The HCI affects threshold voltage (V th ) distribu tion of the NAND flash memory and can increase the cell s V th by 4.5V or more according to a repetitive read operation. As a result, various read bias schemes have been proposed to prevent HCI, but the analysis of the underlying physics has not been done s o far. In addition, a proposed read bias scheme mitigated HCI in some cases, but rather increased the soft program problem.
In this paper, various physical phenomena have been comprehensively analyzed during read operation and systematically modeled, taki ng into account the correlations between physical mechanisms such as band to band tunneling (BTBT), impact ionization (I.I.), HCI, etc. The proposed model includes the unique HCI characteristics of the 3D NAND flash (negative feedback effect, the increase of BTBT, etc) which is different from the 2D NAND flash. In addition, the proposed model can describe the power law exponent found in the measurement data. The HCI model is based on the empirical equations to provide high reliability by minimizing physical errors and can be usefully applied to 3D NAND flash memory designs.
