Low dark current designs for mesa type SWIR photodetectors

2020-01-01
Extremely low level dark current values are required for SWIR detection during the night when there is no active illumination due to weak sources and the lack of self emission. InGaAs detectors with planar pixel structures are the popular choice in SWIR range, even though there are some shortcomings such as the incompatability with dual color applications and the not tunable cut-off wavelength. To address these points, two nBn structured photodetector designs covering SWIR and extended SWIR in InGaAs material system will be discussed here.

Low dark current N structure superlattice MWIR photodetectors
Salihoglu, Omer; Muti, Abdullah; Turan, Raşit; ERGÜN, YÜKSEL; AYDINLI, ATİLLA (2014-05-08)
Commercially available read out integrated circuits (ROICs) require the FPA to have high dynamic resistance area product at zero bias (R(0)A) which is directly related to dark current of the detector. Dark current arises from bulk and surface contributions. Recent band structure engineering studies significantly suppressed the bulk contribution of the type-II superlattice infrared photodetectors (N structure, M structure, W structure). In this letter, we will present improved dark current results for unipol...
Low-temperature Raman scattering spectra of GaSexS1-x layered mixed crystals
Hasanlı, Nızamı (Wiley, 2002-01-01)
Raman scattering has been used to study the vibrational spectra of GaSexS1-x layered mixed crystals at 10 K. We report the Frequency dependencies of different modes on composition x, with particular emphasis on A(1)('(2)) (A(1g)(1)) and A(1)('(4)) (A(1g)(2)) intralayer compressional modes having low dispersion in the Brillouin zone. The appearance of additional bands is attributed to multimode behavior typically exhibited by mixed crystals of anisotropic compounds.
Low frequency flickering of TT Arietis: Hard and soft X-ray emission region
Baykal, Altan (1997-01-01)
Using archival ASCA observations of TT Arietis, X-ray energy spectra and power spectra of the intensity time series are presented for the first time. The energy spectra are well-fitted by a two continuum plasma emission model with temperatures similar to 1 keV and similar to 10 keV. A coherent feature at similar to 0.643 mHz appeared in the power spectra during the observation.
High performance near/short wavelength infrared megapixel InGaAs focal plane array fabrication development and new design proposals
Karaca, Utku; Kocaman, Serdar; Department of Electrical and Electronics Engineering (2018)
In0.53Ga0.47As is the most appropriate material system for Short Wavelength Infrared (SWIR) detection at ~1.7 μm cutoff wavelength with its relatively lower cost and high performance. Ultra-low dark current (~ nA/cm2) has been recently demonstrated in InGaAs photodetectors with planar type process by eliminating surface leakage current. Here, a fabrication procedure for planar InGaAs photodetectors with unique pixel isolation methods has been developed and ~10 nA/cm2 dark current density levels were obtaine...
The high-frequency limit of usable response spectral ordinates from filtered analogue and digital strong-motion accelerograms
Akkar, Dede Sinan; Kale, Ozkan; Yenier, Emrah; Bommer, Julian J. (Wiley, 2011-10-01)
The range of response frequencies for which spectral ordinates obtained from accelerograms may be considered reliable is limited by several factors, primary among them being the effects of filters that are routinely applied to remove noise from the records. Considerable attention has been focused on the low-frequency limit of the usable spectral ordinates because of various engineering applications requiring long-period spectral accelerations or displacements but only recently have rational approaches to se...
